Abstract

EL-RAKHAWI ARCHITECTURE RTN-SOT: POST-SILICON NEUROMORPHIC COMPUTING Author: Dr. Mohamed Kamal Arafa El-RakhawiDOI: 10.5281/zenodo.23334146 A revolutionary neuromorphic computing architecture breaking the Landauer energy barrier through integration of three proven phenomena: quasi-adiabatic magnetization switching, spin-orbit torque (SOT) with topologically enhanced spin Hall angle, and deterministic field-free switching via structural inversion asymmetry. Core heterostructure: 2D topological insulator substrate (bismuthene/MnBi₂Te₄) + heavy metal spin Hall layer (β-W/Pt) + perpendicular magnetic anisotropy free layer (CoFeB/Fe₃GeTe₂). The 2D TI dramatically enhances effective spin Hall angle θ_SH via strong interfacial spin-orbit coupling, reducing critical current density J_c^crit. Lateral structural inversion asymmetry (wedge gradient or interfacial DMI) enables deterministic magnetization reversal without external magnetic field. Performance metrics: switching energy 0.1-100 fJ per synaptic operation (100-1000× improvement over STT-MRAM), endurance >10¹⁵ cycles, thermal stability factor Δ > 40 for 10-year retention, energy efficiency >100 TOPS/W in crossbar arrays. Modified LLG equation governs dynamics: dm/dt = -γ(m×H_eff) + α(m×dm/dt) + τ_SOT/(M_s·t_FM). Applications: edge AI, IoT neuromorphic networks, in-memory vector-matrix multiplication, secure hardware (PUFs/TRNG), quantum-classical hybrid interfaces. Targets $200B+ market in AI accelerators and neuromorphic computing by 2030. CMOS BEOL-compatible fabrication enables monolithic integration. Comprehensive IP protection: 5 patent claims covering heterostructure, switching method, crossbar array, fabrication process, and secure hardware module. Trade secret protection for fabrication parameters and interface engineering. Perpetual moral rights under Berne Convention. All rights reserved, no open access. Full citation: El-Rakhawi, M. K. A. The impact of agile practices on communication in software development

The study shows that agile practices improve both informal and formal communication, but indicates that, in larger development situations involving multiple external stakeholders, a mismatch of adequate communication mechanisms can sometimes even hinder the communication.
